Advanced package technology (chip stacking, 2.5D or 3D) research and development
Experience with different wafer singulation and dicing techniques such as laser grooving, blade saw, SDTT, laser full cut and plasma dicing
Experience with mount tape material used for different dicing and singulation processes and key material properties
Familiar with assembly and packaging processes such as wafer mounting, wafer debond, NCF lamination, dicing, stacking, thinning, encapsulation, etc.
Collaboration with external suppliers to develop equipment and materials to support new assembly processes
Familiar with SPC, JMP data analysis and DOE matrix design
Process problem identification and solving using systematic troubleshooting techniques
Work effectively to produce PFA such as cross sections and SEM
